Semiconductor Laser-Assisted Bonding LAB System

The AOGEO laser-assisted bonding system uses localized laser heating to support connections between semiconductor dies and substrates. Alignment, contact conditions and thermal exposure are coordinated around the bump, solder and interface materials. The equipment serves flip-chip and applicable advanced-packaging interconnect operations through the specified bonding or solder-reflow route.

  • Applications: Deliver selective heating to positioned dies, bump arrays and substrate contacts so that the designed joining process takes place at the required interface. Coordinate the bonded assembly with subsequent inspection and underfill operations.
  • Process inputs and outputs: Inputs include dies and substrates with documented bump geometry, solder composition, surface metallization and assembly gaps. Outputs are connected assemblies with position, thermal-process and inspection records.
  • Configuration discussion: Select the laser, beam shaping and exposure arrangement according to optical access and absorption. Plan vision alignment, die holding, substrate support and temperature monitoring, with force control where required by the chosen bonding route.
  • Quality and acceptance: Check placement error, joint formation, opens, shorts, voids and assembly warpage. Use resistance measurements, shear or pull tests, cross-sections and agreed environmental testing to assess connections and thermal effects on nearby dies and organic materials.
  • RFQ information: Provide die and substrate drawings, bump and solder details, metallization stacks, allowed thermal profiles and assembly-support conditions. Include representative assemblies, inspection methods, data-interface needs and the planned downstream sequence.

PROCESS & APPLICATION

Move from equipment to a complete solution

Evaluate the machine in the context of process, industry and material requirements to compare routes and plan validation.

ENGINEERING SELECTION

Engineering selection starts with four inputs

A model number is only a starting point. Define the part, target, cycle time and integration conditions to build a verifiable configuration.

01

Part & material

Provide material, dimensions, thickness, surface condition and fixturing requirements.

02

Process & quality targets

Define the required result, precision, appearance and consistency criteria.

03

Cycle time & output

Provide target cycle time, shifts, loading method and changeover frequency to size the system correctly.

04

Automation & interfaces

Evaluate vision, traceability, robotics, material handling and production-line communication requirements.

FAQ

Questions before starting a project

Confirm the project boundary before sample testing and engineering configuration to reduce selection cycles.

View service & support
What information is needed before equipment selection?

Share part drawings or photos, material and thickness, process location, quality standard, target cycle time, and automation or interface requirements.

Is the configuration shown in the video final?

Videos illustrate operation and process direction. Laser source, optics, motion, tooling, vision and safety are configured for the actual part and project targets.

Do you support sample testing and process validation?

Yes. Submit materials, drawings and acceptance criteria; after the test scope is agreed, results can guide equipment selection.

How is the delivery scope defined?

The agreed project documents define the scope, which may include equipment, process validation, tooling, automation, training and service support.
